本論文以個案研究分析晶圓表面溫度的差異性，藉以得到靜電吸盤
溫度在蝕刻過程中晶圓表面溫度差異，對於半導體製程的影響與相關
聯性，實驗方法使用30nm SDDR 產品晶圓，固定製程的參數為實驗
方法,所有影響的參數皆符合機台設備商誤差範圍参數有(製程氣體流
量、射頻輸出、晶圓溫度控制氦氣流量等)，量測出靜電吸盤的溫度
對於單一晶圓上製程能力的影響，收集造成電性異常的溫度資料與正
常產品溫度資料差異，利用相對溫度導出△T>0，可做為判定該靜電
吸盤效能之依據，藉此方法可以確保，對於製程能力影響甚巨的靜電
吸盤，可以隨時且快速且準確的研判靜電吸盤狀態，且不用破壞零件
本體，來得到監測並判定靜電吸盤為良好效能之狀態，將可作為蝕刻
能力的判斷依據，以及延長靜電吸盤使用時數的重要參考資料。
以中部DRAM 廠個案分析發現，晶圓表面溫度，可視為蝕刻過
程中相對重要的參數，對於蝕刻結構中的變化與傷害，可利用本研究
方法找出一個可為大眾使用參考依據，也藉以解決更多的微觀的蝕刻
傷害，在個案研究中無意間發現了幾個重要参數，並用其來製作新的
流程SOP，經由這個流程的使用改善個案問題的本身，進而降低了成
本，也提升了良率。

This thesis use case study analysis of the wafer surface temperature
differences in order to get the electrostatic chuck temperature difference
during etching process. About semiconductor process impact and
association, we use 30nm DDR production wafers as experiment method,
and we fix process parameters and all affect parameters comply with
machine accuracy range (Such as process gas flow, RF output, Wafer
temperature control, Helium gas flow) to measure the temperature of the
electrostatic chuck and check the influence of a single wafer process
ability. We collect the temperature data difference with electrical
abnormalities productions and normal production, and we use relative
temperature to calculate△ T> 0, and this basis can use for determining
the effectiveness of the electrostatic chuck. Whereby the method can
ensure the ability to influence the process rived electrostatic chuck, you
can always fast and accurate judgments and electrostatic chuck state, and
will not damage the parts to be monitored and to determine the
effectiveness of the electrostatic chuck is in good condition. This data
will be used as the basis to judge the ability of etching ability, and also
can take as a reference data to decide extension of the electrostatic chuck
work hours.
According to the analyze result from a DRAM factory located in center
area, we found out the wafer surface temperature can be regarded as
relatively important parameter for structure change and damage during
etching process. We can use this research method to find a reference basis
for the public, and also solve more micro etching damage. In this case
research, we find out several important parameters and use these for new
standard operation procedure, via this new procedure we improve the case
problem itself and also make cost down and yield improvement.
